This paper outlines wolfspeed’s approach to addressing the challenges of power cycling in sic power modules, exploring failure modes, testing methodologies, lifetime modeling, and the company’s portfolio of high performance modules designed for long service life under demanding conditions. To address this concern, our research proposes a thin and low warpage power module with an insulating metal substrate and a thermal interface material structural design. this aims to enhance heat dissipation capacity while maintaining low warpage and ensuring high mechanical reliability.
